トレーサビリティ技術委員会では、既に半導体デバイスの個別のトレーサビリティの目的、コンセプト、要求範囲を定義するスタンダード SEMI T23: Specification for Single Device Traceability for the Supply Chainを成立させており、現在はその実際の運用を規定する分野別のスタンダードの開発が、日米で進められています。特に、サプライチェーン間におけるインターネットを介した正しい情報のコミュニケーションを保証するため、ブロックチェーンの採用が検討されている点に注目が集まっています。
また、半導体の模倣品対策には、半導体アプリケーション側からの強い期待があり、SEMIでは、自動車などの最終製品での模倣品対策活動との連携を進め、12月に開催するSEMICON Japan 2020 Virtualでは、Mobility Open Blockchain Initiative（MOBI、https://dlt.mobi/）と協力した講演の提供を計画しています。
本講演では、半導体パッケージ技術の進化を振り返り、AI時代を支えるチップレット技術の最新動向を概説します。日本発のビルドアップ基板技術からチップレットアーキテクチャへの発展を紹介するとともに、Rapidusが推進する600mm角パネル、RDLインターポーザ、独自接続技術MICS（Micro-scale Interconnect by Cured-Polymer and Solder）の取組みを解説します。さらに、次世代AIインフラを実現する光電融合・CPO（Co-Packaged Optics）の展望と、産学連携による開発体制、日本の半導体エコシステムの可能性について考察します。
